Evaluation of Gallium Arsenide Crystal Composition by a Precise Coulometric Titration Technique
Coulometric determination of gallium was performed to evaluate the stoichiometry of undoped gallium arsenide. Gallium was allowed to react with a small excess of ethylenediamine tetraacetic acid (EDTA), and the excess EDTA was back titrated with electrolytically generated cadmium ions from an amalgamated cadmium anode. The purity of 6N gallium metal was 99.997%, with a standard deviation of 0.008%. The findings for gallium arsenide grown by the liquid‐encapsulated Czochralski technique were found to deviate from stoichiometry on the order of
as a gallium atomic fraction. From a comparison of the stoichiometric composition and major electron trap (EL2), it was concluded that the front end of gallium arsenide crystals differed from the tail end
